热界面材料的导热测量方法 (Thermal Conductivity Evaluation of Thermal Interface Materials)

热界面材料是一种普遍用于IC封装和电子散热的材料,主要用于填补两种材料接合或接触时产生的微孔隙及表面凹凸不平的孔洞,减少传热接触热阻,提高器件的散热性能。随着电子产品越来越短、小、轻、薄,热界面材料的选择与导热性能的测试显得尤为重要。测量热界面材料导热性能的常用方法有激光闪射法(LFA)和保护热流法(GHFM)。本次报告将介绍LFA与GHFM两种方法测试热界面材料导热性能的测试原理与应用实例。 

Thermal Interface Materials (TIMs) are commonly used for IC packaging and heat dissipation of electronic elements, mainly to fill the micropores and surface holes created when two materials are joined or contacted, then to reduce the contact thermal resistance, and finally to improve the heat dissipation of the device. As electronic products become shorter, smaller, lighter and thinner, the selection of TIMs and the measurement of Thermal ConductivityThermal conductivity (λ with the unit W/(m•K)) describes the transport of energy – in the form of heat – through a body of mass as the result of a temperature gradient (see fig. 1).
