Nano thin film are important subassemblies in the applications such as large scale integrated circuits,LED display device and microelectromechanical devices.The performance and reliability of devices strongly dependent on the Thermal ConductivityThermal conductivity (λ with the unit W/(m•K)) describes the transport of energy – in the form of heat – through a body of mass as the result of a temperature gradient (see fig. 1). Therefore, we need a thermal conductivity test method suitable for nano film materials. This lecture will introduce a thermal conductivity test method for nano thin film——Thermalreflectance method. The lecture will begin with the principle of the method,the contents also include the application scope of the method, test precautions, and relevant application examples.

纳米薄膜材料是芯片,LED显示器件和微机电系统(MEMS)的重要组件。而薄膜的导热特性影响着这些器件与系统运行的性能与可靠性。但材料到达微纳米级别之后,其导热特性与宏观材料相比将产生较大的变化。因此,我们需要一个适用于纳米薄膜材料的导热测试方法。
